Abstract

本スタンダードは，global Silicon Wafer  Committeeで技術的に承認されている。現版は2007年9月5日，global Audits and Reviews Subcommitteeにて発行が承認された。2007年10月にwww.semi.orgで，そして2007年11月にCD-ROMで入手可能となる。初版は1999年2月発行，前版は2005年11月に発行された。

 

 シリコンウェーハ表面の検査は，すべての商業的に販売されているシリコンウェーハにおいて標準な出荷試験となっている。

 

古い仕様は，ウェーハ表面の目視検査を基準としているが，技術の進歩にともなって，多くの表面の検査対象欠陥サイズが目視検査で行うには小さすぎるようになってきている。このため，（目視検査に変わる）別のやり方の表面検査が必要になってきている。

 

このガイドは，スキャニング（または自動の）表面検査システム（SSIS：scanning  surface inspection systems）を用いてシリコンウェーハの表面特性測定を記録するための仕様の枠組みを提供する。
